A 220 GHz 5-Bit Differential Passive Phase Shifter in 0.13-μm SiGe BiCMOS

This letter presents a 220 GHz 5-bit differential passive phase shifter using 0.13-μm SiGe BiCMOS process. Bridged T-type STPS topology and Double-Pole Double-Throw (DPDT) switch topology are composed to realize the design of the 5-bit differential digital phase shifter achieving 360°phase range. The proposed passive phase shifter features a superior performance of 32 states from 220 to 260 GHz. The simulated minimum rms phase error is 0.91° at 241 GHz, rms gain error is 1.08 dB at 260 GHz, the average insertion loss of 12.8 ± 0.8 dB over the operating bandwidth, and P1dB is better than 17.5 dBm.
