A Simple De-embedding Methodology for BGA Transition up to 40GHz

This paper presents the RF characteristics of ball grid array (BGA) transition with a frequency range from 100MHz to 40GHz. This study mainly introduces the simplest 2-lines de-embedding methodology to analyze the RF properties of BGA transition and transmission line (TL) from the vertical interconnection structure. The S-parameters, derived from the simulation with the 2-lines de-embedding algorithm and simulation directly based on a model in HFSS software, act a consistent trend. In addition, different pitches between signal BGA and ground BGA of vertical interconnection structures were analyzed to figure out the impact on the RF characteristics of BGA transition. According to the result, 2-lines de-embedding method is an excellent fit to achieve the RF property for the vertical interconnection structures.
