A Compact On-chip CBCMLR-BPF Using Electromagnetic Parameters Extraction Method

In this paper, an on chip band-pass filter (BPF) is designed and fabricated in a 0.5 μm InP DHBT technology for terahertz applications. The designed resonator consists of two curved broadside-coupled meander-lines(CBCMLR) in opposite directions. A defected-ground structure (DGS) is used for a higher attenuation at the high-frequency band. Besides, an electromagnetic simulation method is proposed to establish a precise capacitor model at terahertz frequencies. By using the proposed structure and method, a compact BPF is designed. The simulated results show that the resonator can generate a resonance at 260 GHz with a 37-dB attenuation, and the BPF demonstrates a 2.3-dB insertion loss at 210 GHz and occupies 0.092 mm
²
including the pads.
