FCBGA Fundamental Technology Realizing 56 Gbps PAM-4 System with 50 cm Electric Transmission

High speed serial-link devices are rapidly applied in the field of network server and switch. 56 Gbps interconnect technology is expected to be applied for 400 Gbps ~ 800 Gbps Ethernet system. This paper presents new proposal of fundamental packaging technology and stable realization of 56 Gbps PAM-4 (Pulse Amplitude Modulation) system with 50 cm electric transmission by measurement verification.
