Simulation of electric field distribution in GaN HEMTs for the onset of structure degradation

The numerical simulation and theoretical optimization of field-effect microwave high-electron mobility transistors (HEMTs) based on GaN/AlGaN heterostructures are performed. The results of the study showed that the optimal thicknesses of the heterostructure layers and electric field distribution allowing high microwave power implementation.
