Design and Investigation of Electrode for Terahertz Band Photodetector

To solve the problem of frequency response attenuation of photodetectors in the terahertz band, a new type of terahertz photodetector electrode structure is designed in this paper using joint simulation design method. Based on technologies such as inductance peaking and arc processing, we have achieved flat output of the photodetector in terahertz band. The simulation results show that the maximum insertion loss of the electrode within 400GHz does not exceed -4dB. After connecting the electrode designed in this paper, the bandwidth of modified uni-traveling carrier photodetector (MUTC-PD) increased by 51% from 217.6GHz to 328.2GHz.
