A Compact 0.98 THz Source With On-Chip Antenna In 250-nm InP DHBT

This paper presents a lensless THz source with on-chip antenna in 250-nm DHBT. The proposed topology consists of a push-push oscillator with an extremely compact coupled-line based common-base core. The source achieves a peak EIRP and output power of -14 dBm and -19.5 dBm respectively at 966 GHz. The output frequency is tunable from 960 GHz to 990 GHz and the peak DC-RF efficiency is 0.028 %. To the authors best knowledge, this is the highest operating frequency reported in a push-push oscillator in any IC process.
