32-44GHz MMIC Quadrupler in GaAs technology

A 32-44GHz active quadrupler is designed with self-bias circuit and single power supply structure in 0.15 µm pHEMT GaAs technology. The quadrupler consists of drive amplifier, active balun, two types of multipliers (push-push configuration, common source and common grid configuration), filters and power amplifier. Under the low input power, a high output power of fourth harmonic signal can be obtained, while the quadrupler has a good suppression of the fundamental harmonic, second harmonic and third harmonic without adding additional filters. The quiescent current is 140mA with 5V supply voltage, and the output power of the frequency multiplier is 13dBm when the input power is 0dBm. The fundamental and second harmonic suppression is greater than 25dBc, and the third harmonic suppression is greater than 20dBc. The overall chip size is 2mm×1.2mm.
