Accelerated Hot-Carrier Aging Based on Ultrafast Laser for CMOS Technologies

We present a novel method to induce highly accelerated hot-carrier damage into CMOS devices by ultrafast laser light. This method shows many similarities with real use hot-carrier damage and offers an interesting alternative to understand the aging effects in VLSI circuits for high reliability applications.
