I. Introduction
Radiation Hardening by Design (RHBD) techniques have been demonstrated to provide robust radiation performance at sub-100 nm process nodes where radiation hardened processes do not exist. Consequently, RHBD enables unprecedented designs for high radiation environments, such as satellite applications, that capitalize on the benefits of scaling. To take full advantage of the capabilities of these advanced process technologies requires embedded memory arrays that operate at frequencies from several hundred MHz to greater than one GHz.
